6英寸高压晶闸管的研制

摘要(Abstract):
基于5英寸换流阀晶闸管的设计和工艺技术平台,通过优化杂质扩散工艺、光刻版设计和台面造型保护工艺,保证了掺杂分布的均匀性、重复性和可控性,以及器件良好的阻断特性,确保器件获得较高的电流上升率、电压上升率,研制出了6英寸4000A/8000V高压晶闸管样品。并采用电子辐照技术得到进一步优化,对器件的通态压降与反向恢复电荷的折衷关系。
